Influence of pressure and silane depletion on microcrystalline silicon material quality and solar cell performance

چکیده
Hydrogenated microcrystalline silicon growth by very high frequency plasma-enhanced chemical vapor deposition is investigated in an industrial-type parallel plate R&D KAITM reactor to study the influence of pressure and silane depletion on material quality. Single junction solar cells with intrinsic layers prepared at high pressures and in high silane depletion conditions exhibit remarkable improvements, reaching 8.2% efficiency. Further analyses show that better cell performances are linked to a significant reduction of the bulk defect density in intrinsic layers. These results can be partly attributed to lower ion bombardment energies due to higher pressures and silane depletion conditions, improving the microcrystalline material quality. Layer amorphization with increasing power density is observed at low pressure and in low silane depletion conditions. A simple model for the average ion energy shows that ion energy estimates are consistent with the amorphization process observed experimentally. Finally, the material quality of a novel regime for high rate deposition is reviewed on the basis of these findings. © 2009 American Institute of Physics. DOI: 10.1063/1.3095488

Low Power High Growth Rate Deposition of Microcrystalline Silicon
Microcrystalline growth regimes and solar cells obtained in different pressure and silane depletion conditions are studied in a large area KAI-S plasma reactor. The microcrystalline material quality is systematically investigated by Fourier Transform Photocurrent Spectroscopy (FTPS) to evaluate the defect density. It is shown that higher pressure and silane depletion positively affect the mater...

We study the high-rate deposition of microcrystalline silicon in a large-area plasma-enhanced chemical-vapor-deposition (PECVD) reactor operated at 40.68MHz, in the little-explored process conditions of high-pressure and high-silane concentration and depletion. Due to the long gas residence time in this process, the silane gas is efficiently depleted using moderate feed-in power density, thus f...

This thesis investigates the link between the plasma deposition conditions and microcrystalline silicon (μc-Si:H) material quality for thin-film silicon photovoltaic applications. The role of interfaces and the μc-Si:H material quality on the device performance are analyzed in detail. The low absorption of μc-Si:H at long wavelengths requires the deposition of absorber layers with thicknesses o...

The constant energy consumption and world-wide demography expansion add to the potential risks of ecological and human disaster associated with global warming. This makes it a necessity to develop renewable energy technologies such as photovoltaic energy. These technologies already exist, but their cost has to be reduced in order to compete with wellestablished energies based on natural resourc...

.The influences of the deposition pressure and silane depletion on the efficiency of single-junction microcrystalline silicon solar cells has been investigated. The efficiency is found to correlate with the ion energy which affects the density of states in the absorber material. Cell with efficiency of 7.3% at a deposition rate of 1 nm/s, and, respectively, 7.8% at 0.35 nm/s were deposited in R...
